Answer to the problem of DC magnetron sputtering coating
Date: 2025-12-03Read: 2

As a widely used thin film preparation equipment, DC magnetron sputtering often encounters various problems in practical use. These issues typically involve process stability, film quality, equipment maintenance, and other aspects. The following is a summary, root cause analysis, and solution suggestions for common problems:

1、 Plasma instability or inability to glow

1. Problem manifestation:

Unstable, flickering or jumping glow discharge.

Unable to glow normally, no plasma is generated.

2. Possible reasons and countermeasures:

Insufficient vacuum degree: The background vacuum or working pressure does not meet the requirements for ignition. The vacuum system (pumps, valves, pipelines) should be checked for leaks.

Gas intake issue: impure working gas Ar or insufficient argon gas in the chamber, resulting in abnormal glow.

Target material issue: Excessive consumption of the target material leads to incomplete exposure of the magnetron track area, poisoning of the target material (during reactive sputtering), or poor cooling of the backing plate resulting in excessively high target surface temperature. Check the status of the target material to ensure that the cooling water is unobstructed.

Poor grounding: Poor grounding of the cavity or sample stage leads to abnormal discharge circuit. Check all electrical connections and grounding wires.

2、 Film quality issues

1. Poor adhesion:

Reason: Poor substrate cleaning, low substrate temperature, insufficient ion bombardment during early deposition (bias voltage not turned on or too low), or excessive internal stress in the film.

Countermeasure: Substrate cleaning (ultrasonic cleaning, plasma cleaning); Appropriately increase the substrate temperature; Turn on substrate bias for ion cleaning and enhance membrane substrate adhesion; Optimize process parameters (coat a layer of bottom film to increase adhesion, such as nickel, before coating).

2. Uneven film:

Reason: Uneven erosion of target material, non parallelism between substrate and target surface, and failure of substrate revolution/rotation.

Countermeasure: Optimize the magnetic field distribution of the target material (using adjustable magnetron targets); Ensure normal translation or rotation of the substrate; Adjust the relative position and angle between the target and the base; If necessary, use baffles to optimize the distribution of film thickness.

General maintenance and prevention recommendations

1. Standardized operation: Strictly follow the equipment operating procedures, especially the steps of vacuuming, inflating, and starting/stopping the power supply.

2. Regular maintenance:

Regularly clean the chamber, replace the pump oil, and check the sealing ring.

Calibrate key components such as vacuum gauges, flow meters, and power supplies.

Check the cooling water system and gas pipeline.

3. Process records: Detailed records of the parameters, phenomena, and results of each operation, facilitating problem tracing and process optimization.

4. Adequate preheating and pre sputtering: After startup and before formal coating, fully preheat the equipment and pre sputter the target material for sufficient time to clean the target surface and stabilize the plasma.
