The correlation between target material selection and coating quality in ion sputtering equipment
Date: 2025-12-13Read: 2
Ion sputtering apparatusAtomic level thin film deposition is achieved by bombarding the surface of the target material with high-energy ions. The selection of target material directly determines the physical and chemical properties of the coating, and requires comprehensive consideration of material characteristics, process parameters, and application requirements.
Target material type and performance matching
Metal target materials (such as Au, Al, Cr): suitable for scenarios with high conductivity requirements, such as electronic packaging and optical reflective films.
Alloy target materials (such as NiCr, TiAl): Coating hardness (such as TiAlN coating hardness>25 GPa) or oxidation resistance can be optimized through composition control.
Ceramic target materials (such as SiO ₂, ZrO ₂): used for insulation layers or wear-resistant coatings, but it should be noted that their brittleness may lead to a decrease in sputtering efficiency.
The influence of target material parameters on coating quality
Purity requirement: High purity target materials (≥ 99.99%) can reduce the introduction of impurities, such as the requirement in the semiconductor field that the gold content of gold targets should be>99.999%.
Microstructure: Columnar crystal structure target materials are prone to stress concentration in coatings, while fine-grained target materials (grain size<1 μ m) can enhance adhesion.

Sputtering rate: The sputtering rate of different materials varies significantly (such as Al>Cu>Ti), and the deposition rate needs to be balanced by adjusting the power.

Typical application scenarios
Biosensor: Select high-purity gold target (Au ≥ 99.999%) to ensure coating conductivity and biocompatibility.
Optical components: Prepare an anti reflective film using SiO ₂ target material, and optimize the refractive index by adjusting the sputtering pressure (0.5-1 Pa).
Wear resistant coating: TiN target material combined with pulsed bias sputtering can form a dense nanocrystalline coating on the surface of the tool.
Target selection strategy
Cost control: Prioritize the use of cost-effective alternative materials (such as replacing Ag with Al for temporary conductive layers).
Process compatibility: When sputtering at high temperatures, heat-resistant target materials (such as Mo, W) should be selected to avoid softening and deformation of the target materials.
Environmental considerations: Gradually phasing out target materials containing harmful elements such as lead and cadmium, in compliance with RoHS standards.
