Vacuum plasma debonding machine is widely used in semiconductor packaging, microelectronics manufacturing and other fields, and its failure directly affects production efficiency and product quality. The following are common troubleshooting solutions based on device principles and practical experience:
1、 Vacuum system malfunction
-Insufficient vacuum degree or inability to evacuate
-Seal aging: Check whether the sealing ring of the chamber door and the O-ring at the pipeline interface are worn, and replace deformed or cracked seals in a timely manner.
-Abnormal vacuum pump: Observe the operation sound and oil level of the pump group. If the mechanical pump oil emulsifies or the molecular pump reports an error, replace the lubricating oil or repair the pump group.
-Gas leakage: Use a helium mass spectrometer leak detector to detect gas pipelines, focusing on checking the connections of pressure reducing valves and flow meters, tightening loose joints or replacing damaged pipelines.
-Vacuum alarm triggered incorrectly
-Pressure sensor calibration drift: Regularly compare the displayed values of the equipment with a standard vacuum gauge, and recalibrate the sensor if the error exceeds ± 5%.
2、 RF system malfunction
-Plasma cannot be generated
-RF power supply damage: Measure the output signal of the RF source. If there is no power output, return to the factory for repair; If the false load test is normal, it is necessary to check whether the RF cable is broken or the joint is oxidized.
-Matcher malfunction: Adjust the capacitance/inductance parameters of the automatic matching device. If the motor is stuck or the gears are worn, the matching box needs to be disassembled to clean the carbon deposits and replace the damaged parts.
-Low or unstable plasma density
-Electrode contamination: Disassemble the upper and lower electrode plates and wipe the surface with anhydrous ethanol to avoid uneven discharge caused by the accumulation of organic matter.
-Insufficient gas purity: Check the pressure of argon and oxygen gas cylinders, replace the gas source when the gas purity is below 99.99%, and clean the impurities inside the mass flow controller.
3、 Abnormal process effect
-Low efficiency in removing glue
-Improper parameter settings: Adjust the power (usually 60-120W) and time (30-120 seconds) according to the thickness of the adhesive layer. For example, for thick photoresist, increase the oxygen ratio to 80% to enhance the chemical reaction rate.
-Chamber contamination: Regularly clean the stage with isopropanol ultrasonic cleaning to remove peeled residual adhesive particles and prevent secondary deposition from affecting the treatment effect.
-Material surface damage
-Excessive etching: Reduce the RF power below the threshold or shorten the processing time; Use pulse mode (duty cycle ≤ 70%) for sensitive devices to reduce heat accumulation.
4、 Hardware and control system malfunction
-The device cannot start
-Emergency stop switch not reset: Check if the red emergency stop button on the operation panel pops up, rotate clockwise to unlock and restart the power supply.
-Relay malfunction: Measure the output voltage of the control circuit. If the relay contacts are stuck, replace them with components of the same model.
-Uncontrolled gas flow rate
-Electromagnetic valve blockage: Disassemble the gas filter and blow the filter element in reverse with high-pressure nitrogen gas. If the blockage is severe, replace the filter element directly with a new one.
The troubleshooting of vacuum plasma debonding machine requires a comprehensive approach that combines vacuum technology, RF engineering, and process experience. Establishing a "preventive maintenance+rapid diagnosis" mechanism can significantly improve equipment utilization rate.
