How to properly maintain the vacuum plasma debonding machine
Date: 2025-10-25Read: 1
As a key equipment in semiconductor manufacturing, microelectronic packaging, and precision material processing, the stability and process repeatability of vacuum plasma debonding machine directly affect the yield and cost of products. It is crucial to implement a scientific and rigorous maintenance system to ensure that the equipment is in optimal working condition for a long time, extend its service life, and ensure the stability and reliability of the process results. The following will elaborate on the maintenance methods of vacuum plasma debonding machines from four aspects: daily, regular, key components, and long-term disuse.
1、 Daily basic maintenance: prevent problems before they happen
Daily maintenance is the first line of defense to maintain equipment stability, mainly completed by equipment operators during production intervals.
1. Cleaning and visual inspection:
External equipment: Before and after daily use, use a dust-free cloth dipped in a small amount of isopropyl alcohol (IPA) or deionized water to wipe the external surface, observation window, and operation panel of the equipment, remove dust and stains, and maintain cleanliness. At the same time, check for any obvious damage to the equipment casing and ensure that the locking device is functioning properly.
Process chamber door sealing ring: Before each opening of the chamber door, check and clean the fluororubber or silicone rubber sealing ring on the chamber door. Dip a dust-free cloth in IPA and gently wipe it to remove any small particles, ensuring no residue, damage or deformation. Good sealing is the foundation for maintaining high vacuum levels.
2. Running status monitoring:
Vacuum system: Record the vacuuming time for each process. If it is found that the vacuum pumping time is significantly prolonged, it may indicate the presence of vacuum leakage or a decrease in mechanical pump performance, which needs to be reported in a timely manner.
Process parameters: Pay close attention to the stability of key parameters such as radio frequency (RF) power reflection, gas flow rate, and chamber pressure during the process. Abnormal fluctuations are often a precursor to component aging.
Cooling system: Check the pressure gauge and flow meter of the cooling water circulation system to ensure that the values are within the normal range, and touch to confirm that there is no abnormal temperature rise in the water pipes, ensuring effective heat dissipation of the RF source and chamber.
2、 Regular preventive maintenance: systematic health check ups
Regular maintenance should be carried out by professional maintenance engineers based on the equipment's operating time and the manufacturer's recommended cycle (usually quarterly or annual).
1. Deep cleaning of process chambers:
Frequency: Every 200-400 hours of operation or when a decrease in process results (such as debonding rate and uniformity) is observed.
Method: Disassemble movable components inside the chamber, such as electrode plates, stages, shielding covers, etc. Use specialized grinding paste, sandpaper, or plasma cleaning to remove polymer residues and reaction by-products attached to the surface. For stubborn stains, chemical soaking (such as using specialized cleaning agents such as N-methylpyrrolidone, safety should be taken into account) can be used, followed by rinsing with deionized water and drying. Core principle: Avoid scratching with hard objects to prevent scratches on the inner walls of the chamber and electrodes, which can become sources of particle contamination and affect plasma uniformity.
2. Maintenance of vacuum system:
Mechanical pump:
Pump oil inspection and replacement: Check the color and oil level of the mechanical pump oil monthly. Clear amber color is normal. If it turns dark brown or milky white, it indicates that the oil has been contaminated or water has entered, and it must be replaced immediately. According to the frequency of use, the pump oil and oil filter are usually replaced every 500-1000 hours of operation or every six months.
Exhaust filter replacement: Regularly replace the exhaust filter of the mechanical pump to prevent oil, gas, and particulate matter from diffusing and polluting the environment or vacuum pipelines.
Vacuum gauge: Regularly calibrate capacitive film gauges (CMG) and other instruments to ensure accurate pressure readings.
Leak detection: Use a helium mass spectrometer leak detector to perform periodic leak detection on the entire vacuum system to ensure its airtightness.
3. Maintenance of the pneumatic system:
Gas filter: Replace the particle filter element at the inlet of the gas source and before the high-frequency solenoid valve to prevent impurities from entering the chamber and valve, usually every six months or once a year.
Mass Flow Controller (MFC): MFC is a key component for controlling the precise flow rate of process gases. It is necessary to regularly introduce standard gas for calibration to ensure its accuracy. If not used for a long time, it should be kept internally purged with nitrogen to prevent blockage.
4. Inspection of Radio Frequency (RF) System:
Matcher maintenance: Check if there are any ignition marks or contamination on the electrodes of the variable capacitor inside the matcher, and clean them. Ensure that its motor operates normally and can achieve impedance matching quickly and accurately.
RF cables and connectors: Check for signs of looseness, aging, or damage to the RF cables and connectors to ensure reliable connection and prevent energy reflection from damaging the RF generator.
3、 Special maintenance and replacement of key components
Some components belong to consumables, and their status directly determines the quality of the process, which needs to be monitored and replaced in a timely manner.
1. Vacuum sealing ring: Long term exposure to high temperature, plasma irradiation, and mechanical pressure can cause the sealing ring to age and lose elasticity. It is recommended to systematically replace all main sealing rings (chamber doors, observation windows, electrode feed in, etc.) every 1-2 years or when the vacuum level cannot be maintained.
2. Observation window: Quartz or alumina observation windows will gradually become blurred under plasma bombardment, affecting the accuracy of the endpoint detection system. When the transmittance significantly decreases, polishing or replacement is required.
3. Pump oil and filter: Strictly follow the replacement cycle, which is the "blood" and "kidney" for the healthy operation of the vacuum system.
4、 Maintenance during long-term disuse
If the equipment needs to be idle for more than a month, it must be sealed.
1. Chamber protection: After cleaning and drying the process chamber, fill it with dry high-purity nitrogen gas to slightly above atmospheric pressure, and close all valves to prevent air and moisture from entering.
2. Vacuum system protection: Turn off the mechanical pump, drain the pump oil, rinse with new oil, and then inject new oil. Alternatively, start the mechanical pump regularly (e.g. every two weeks) and run it for half an hour to maintain its lubrication and sealing.
3. Power outage and dust prevention: Disconnect the main power supply (except for necessary supporting subsystems) and cover the equipment with a dust cover.
