Date: 2025-12-18Read: 2
1、 Overview and Industry Background
1.1 The Position of Magnetron Sputtering
Magnetron sputtering isPhysical Vapor Deposition (PVD)One of the commonly used and efficient methods for thin film preparation in technology. It utilizes a magnetic field to confine electrons in the plasma, increasing gas ionization rate, thereby achieving high-speed and uniform thin film deposition at lower pressures and substrate temperatures.
withSemiconductors, display panels, new energy, surface engineeringThe requirements for thin film performance (thickness uniformity, controllable composition, adhesion, density) in various fields are constantly increasing, and magnetron sputtering equipment has become a core manufacturing equipment.
1.2 Industry Development Trends
Advanced semiconductor processesMetal interconnect layers, barrier layers, dielectric layers, etc. require high uniformity and purity of thin films.
Display and OptoelectronicsLarge scale production of ITO transparent conductive film, metal gate, and optical multilayer film.
new energyThin film solar cells (CIGS, CdTe), lithium battery electrodes, and solid electrolyte coatings.
Functional coatingHard alloy cutting tools, wear-resistant layers for molds, decorative coatings.
The global market for magnetron sputtering equipment has grown steadily, especially in Chinese Mainland, Taiwan, China, South Korea and Japan, which are active in capacity expansion and technology iteration.

2、 Working principle
2.1 Basic Physical Processes
The core of magnetron sputtering is to utilizeHigh energy ion bombardment on the surface of the target material, causing atoms or molecules of the target material to escape (sputtering) and deposit a thin film on the surface of the substrate. The main steps are as follows:
  Establishment of vacuum environment
Extract the chamber to a high vacuum (10 ⁻⁴~10 ⁻⁶  Pa) to reduce residual gas contamination of the film.
  Fill in working gas
Generally, it is argon gas (Ar), and some processes add reaction gases (O ₂, N ₂, CH ₄, etc.) to form compound thin films.
  Plasma generation
Applying high voltage (DC or RF) between the target material and the substrate triggers glow discharge, forming a plasma containing Ar ⁺, electrons, etc.
  Magnetic field constrains secondary electrons
Arrange permanent magnets or electromagnetic coils near the surface of the target material to form a closed magnetic field (commonly known as a "track shaped" magnetic field), which causes secondary electrons to spiral along magnetic field lines, extending their path in the plasma region, significantly improving the ionization rate of argon gas, enhancing sputtering efficiency, and reducing substrate temperature rise.
  Atomic sputtering of target material
High energy Ar ⁺ bombards the target material, and the target atoms gain kinetic energy to detach from the lattice and fly towards the substrate.
  thin film deposition
Sputtering atoms migrate, nucleate, and grow into thin films on the substrate surface; If a reactive gas is introduced, it can react on the surface to form compound films such as oxides and nitrides.
2.2 Magnetic Field Effect and Advantages
Improve ionization rateExtended electron path → More Ar atom ionization → Higher sputtering yield
Reduce substrate temperatureReduce direct bombardment of high-energy electrons on the substrate → Low thermal load, suitable for heat sensitive substrates
Increase sedimentation rateCompared to ordinary diodes, the sputtering rate can be increased several times
Improve the uniformity of film thickness: Plasma density distribution is more uniform → good consistency in large-area deposition
